IMB Technology Underpins Imbera Electronics’ Receipt of 2008 Frost & Sullivan European Electronic Chip Packaging Technology Innovation Award

Innovation Award is presented to Imbera Electronics of Finland, in
recognition of its focus on crucial technology needs in the competent
industrial space with its integrated module board (IMB) technology for
electronic chip packaging and assembly.
“Imbera’s IMB technology enables the embedding of discrete active and
passive components inside an organic substrate rather than the substrates
exposed surfaces, effectively reducing the component area and compressing
the module size,” explains Frost & Sullivan Research Analyst Krishnakumar
Srinivasan. “This patented technology offers a number of benefits and is
an ideal solution for a number of technical needs in the industrial space.
“
The technology facilitates the integration of a variety of components,
including passive components, active bare dies and wafer level chip scale
packaging (CSP), in a very flexible and cost-efficient manner. The ability
of the technology to support miniaturisation makes it an apt solution for
the demanding consumer electronics sector.
As data rates begin to rise and there is an additional need to handle
higher frequency signals and associated signal integrity issues,
interconnect technologies have come to the fore. IMB technology
incorporates short, metallurgical interconnections, which minimise
distortions in the single phase by reducing the parasitics. IMB technology
also provides the opportunity to embed EMI shield(s) with a high level of
isolation from inductively and capacitively coupled noise, eliminating the
need for an additional surface-mounted shield around a component.
“With the density of packages increasing, it has become inevitable to
design efficient thermal management solutions to manage the heat generated
in systems,” states Srinivasan. “IMB technology enables the incorporation
of several thermal management systems in its process line, protecting the
system from the negative effects of heat at large. Moreover, the
technology enables the manufacture of a variety of heat conducting
structures with virtually no additional processes.”
The third generation IMB technology launched by Imbera in 2005 is highly
robust and requires shorter production processes, resulting in higher
yields. The company is currently building an Asian and European supply
base for its third generation technology. It is working on further
enhancing the technology’s capabilities in order to come out with a fourth
generation offering.
